Karazin Kharkiv National University popup.description1 The aim of the project is to find approaches to improving existing and creating new active elements. A combination of 2D and 3D materials to develope devices to be using in special type systems are proposed. The main considered problems are: 1) the transport of charge carriers in mixed-dimensional heterostructures, and creating new solid-state active elements for the generation of electromagnetic oscillations, determining their electrophysical characteristics, forming approaches to the development of such devices; 2) physical processes in semiconductor heterostructures based on nitrides with taking into account the effects of self-heating and impact ionization and the development of approaches to improve their characteristics using complex contacts and hexagonal boron nitride (h-BN); 3) physical processes in diode hetero- and graded gap structures with impact ionization to create effective noise sources in X- and L-bands; 4) consideration the possibility to develop emitters of electromagnetic wave using monolayers as active elements integrated into the antenna system, evaluating their electrodynamic characteristics, and to creation theoretical base to their practical implementation. popup.nrat_date 2024-12-09 Close
