The capability of a frequency multiplication on RTD and usage of ducted cathodes in Gunn diodes for the essential extension of frequency band of generation is pointed. The instabilities of a current in diodes on GaAs: Cr were esteemed. Were investigated current - voltage characteristic of diodes and condition of originating of stochastic oscillations. The capability of generation of a very high frequency of oscillations in diodes is pointed on the basis of high - ohmic materials containing deep trap centres.
