The purpose of work - is research of an opportunity of effective frequency multiplication on resonance tunnel diodes on the basis of complex semi-conductor structures and GaAs - generators of 2-nd and 3-rd harmonics generation efficiency for purpose of creation of RTD multipliers frequency and broadband mm - wave GaAs harmoniccs generators. Methods research is mathematical modeling of physical processes in frequency multipliers on the basis of single-level both two level RTD and Gunn diodes on frequencies of 2 and 3-rd harmonics. Is shown, that at absence of a voltage on resonance tunnel diode (RTD) V0=0 greatest factor of transformation of frequency (FTF) is reached on odd harmonics, at V0>0 greatest FTFon even harmonics. The influence of temperature on a range frequency reorganizations mm-wave GaAs - generators of 2 and 3-rd harmonics is experimentally investigated.
