Main results: 1) 3-dimensional stochastic model of simultaneous film deposition, diffusion of adatoms and grain growth is proposed; rate of lateral grain growth is shown to be proportional to the deposition rate; 2) influence of noise on the ripening kinetics is investigated, providing better fitting to experiment than the classic LSW-theory; 3) void nucleation, migration, trapping at grain boundaries, detachment from boundaries and migration along them have been modeled; new failure mechanism in integrated circuits is checked.
