The model describes both diffuse scattering (DS) intensity and its influence on attenuation and angular redistribution of the coherent scattering intensity. The influence of defects on average strains in layers has been taken into account as well. Chemical compositions, strains, and characteristics of defects in layers of the multilayered structure with quantum well have been determined from the measured RC.
