The absorption spectra of irradiated n-SiC films have chages in the UV- and IR - regions connected with interband transitions and the absorption in the disordered areas, respectively. For the first time it is shown that disordering of the films at fluences from 5*10*14 cm-2 to 10*16 cm-2 is followed by ordering of their crystal lattice at further irradiation. Re-distribution of the intensities of the maxima E1= 3.17 eV and E2= 3.42 eV in the optical density spectra of the irradiated and annealed films testifies to the transformation of the rhombohedral SiC polytype into the hexagonal one.5635 Product Description popup.authors popup.nrat_date 2020-04-02 Close
