The pure and doped single crystals were used for study and creation of plasma treated layers with thinkness up 0.1 till 1 mkm. The layers including quasi-ordered pyramide-like structures with size up 5 till 500 nм and densitz of about 10E16 m-2 were studied, too. For selected samples pyramide-like crystallites were oriented to according to separate crystallographic directions. Spectral, crystallographic and X ray fluorescence properties on one hand and SEM and AFM images for another for bulk and nano-scale size structures were studied in detail.
