It was ascertained influence of the conditions of receiving on composition, optical, photoelectrical and mechanical properties. Photochemical and electrostatic deposition of the metal particles on GaAs and InP surfaces were used to optimize processing technique of the heterosystems with metal nanoparticles. Theoretical modeling of the light interaction with regular 1D and 2D structures of the plasmon nanoparticles on the surface and inside of pores of the semiconductor was conducted. It was investigated their nanostructure, optical properties and influence of thin intermediate fullerite layers on photoelectric properties of the surface-barrier heterostructures.
