The aim of the work is to obtain active elements of semiconductor sources of infrared radiation and matrixes based on multilayer epitaxial heterostructures InGaAs and InAsSbP with high crystalline perfection of layers with strictly defined structure, study of their electrical and luminescent properties and development on their basis of opto-electronic sensors for measuring the capacity of the main pollutants in the environment of gaseous components. The method of study : a statistical analysis of optical and electrical characteristics. On the basis of production and investigation of multilayer semiconductor heterostructures InGaAs and InAsSbP were fabricated semiconductor sources of radiation and matrixes with maximum spectral sensitivity in the range from 2,5 to 5,0 microns. Developed for the construction of optoelectronic sensors for measuring the capacity of the main harmful gas components CH4,CO2, CO in the environment. The scientific results - 10 semiconductor sources of infrared radiation at different wavelengths and 2 opto-electronic sensors for measuring capacity of gas components CH4 and CO2 will be used in Mukachevo State University in creating today's multi-functional devices for gas analysis. Projected assumptions concerning the development of the research object - based on pilot studies of semiconductor radiation sources and matrices, as well as optoelectronic sensors based on them, we can state with confidence about their prospects, as the element base of a new generation of systems, optoelectronics and multifunction devices for gas analysis in the mid-infrared spectral range.
