Technology of creation of ohmic contacts and contacts with Shottky barrier has been worked out and also ohmic contacts to heteroctructures with QW have been created. The results of theoretical study of carriers real space transfer in tunnel-coupled QW have been presented and values of quasi-localized impurity states energy have been received and lifetime of charge carriers has been estimated.
