Objective: To develop information management for modeling of advanced nanometer semiconductor devices for ultrafast integrated circuits giga-and terahertz frequency range and information technologies for their production. In carrying out the contract we have investigated the scientific literature and defined the main directions of development of submicron and nanometer electronics; received сalculations required to simulate parameters for the most promising semiconductors AIIIVV (GaAs, InP, GaN) in a strong electric field, including high-frequency and dynamic conductivity and its frequency limit; developed the mathematical models and analysis of the characteristics of heterostructures of relative performance and their use in submicron and nanometer-sized components, in particular, quantum dots; offered promising structures of heterotransistors; substantiated mathematical models of the resonant tunnel diode (RTD) and the simulation results for test structure of the RTD; justified and calculated results of the influence of design parameters double-barrier quantum system on the electrical characteristics of the RTD, which can be used for topology optimization of RTD and receiving diodes with the desired properties; investigated: high-speed properties of submicron heterotransistor's structures and properties of two-dimensional electron gas of the structure with two quantum wells; two-dimensional and analytical models and сalculations of submicron heterobipolar transistors, taking into account the effect of self-heating.
