Geometrical parameters of these structures, in particular lateral size, distribution density and facet orientation depending on the epitaxial growth parameters were investigated. The mechanism of Ge and Si nanocluster formation on SiOx was proposed based on interaction of supercritical silicon and germanium fluxes with initially oxidized silicon surface, as well as elastic strain due to lattice constant mismatch.
