Accordingly, the important task of this stage is fabrication and study of macroporous silicon structures with nanocoatings of microporous silicon and SiO2. In accordance with the primary goal of the stage: (1) developed regimes of photoelectrochemical method of forming two-dimensional macroporous silicon structures with a microporous silicon layer on the macropores surface provided a large current density in the electrochemical process, (2) studied the microstructure of macroporous silicon with a microporous layer of 100-700 nm; (3) observed intense IR absorption peaks at 465 cm-1 corresponding to the rotational motion of the oxygen atoms in the plane perpendicular to the Si-O-Si plane (465 cm-1), and Si-Si peaks (650 cm-1) due to the high porosity and a large total surface area of microporous layers, and (4) measured photoluminescence intensity of 10 µW/cm2 in the wavelength range 650-750 nm with shortwave shift and an increasing in the relaxation time of the photoluminescence due to increased porosity with decreasing size of silicon nanoparticles and the oxidation of the microporous layer (5) identified oscillations of the optical IR absorption of surface states on the border of macroporous silicon with microporous silicon and SiO2 layers, which are attributed to resonant scattering of electrons by impurity states with the difference between the two resonance energies equal to the step of Wannier-Stark (6) worked out the technology of incorporation ZnO and CdS nanoparticles in the microporous silicon layer by deposition from colloidal solutions, respectively, ethanol, and polyethyleneimine; giant oscillations of IR absorption of macroporous silicon structures with ZnO and CdS nanoparticles on the macropores surface were observed.
