Purpose - to develop the physical principles of optimization of SC based on extra-thin films of cadmium telluride and silicon single crystals with nanoscale conjugated layers for creating of tandem device structures. Methods of research - theoretical and experimental (optical, electrical and structural) study of device structures. Basic research (scientific and technical) results. The new stability SC glass(polyimide)/ITO/ZnO/CdS/CdTe/Cu/ITO with Cu nano-layer in back contact and ZnO nano-layer in frontal contact and 0.8 mkm and 2.5 mkm thick CdTe base layers, which efficiency grow in the first 1.5 - 2 years of operation up to 10.3% and 8%, respectively was created. A physical model of degradation of it SC has been made. The electrochemical modes for creation of 100 nm thick CdTe layers and of 300 nm thick CdS layers were developed. It was determined that for the optimization of reflection factor for photoactive components of solar radiation for the back surface of Si-SC within 85 < R < 96% it is necessary to use two-layer reflector on the base ITO(0.25 mkm)/Al on the back surface of SC. For the first time it was found that for SC on the base of Si-KDB-10 with a horizontal n+-p-p+ diode structures the processing by means of stationary magnetic field enhances the effectiveness of such SC.
