It was shown that in the case of the edge doping the impurity binding energy at room temperature is about two times bigger then that for the case of neutral impurity at low temperature. The abrupt jumps of current and optical signal were observed for edge delta dopped quantum well. It opens the new possibilities for searching the ways of creation of THz emitters on the base of intra-centre inversion mechanism.
