Their crystalline structures and lattice parameters have been determined as well as the quantitative composition of the materials. It was shown that the Zr or Hf enter the CCTO crystalline structure by formation of solid solutions with a content of 0-25 mol. per cent. These additives enhance the dielectric permeability to 16500 and 30000, respectively. The irradiation of amorphous Si by Ar ions was simulated using Monte-Carlo method. It has been revealed that the atoms transfer in the cascades of collisions considerably influences the pattern morphology and dependence of RMS heights at initial dose rates. A transition mode resulting by formation of a ripple pattern is observed at certain range of incidence angles and small dose rates. After termination of this transition mode, at small dose rates the dependence of RMS heights deviation on dose rate becomes exponential. The calculated angle of variation of ripple orientation increases with consideration of atoms transfer in the cascades of collisions.
