The software for establish electrical and optical characteristics of the GaAs, GaN diods by using the Monte-Carlo simulation. It was also realized ab-initio calculation of the Al diffusion on the (0001) GaN surface by used the Quantum Espresso program's packet. It was established a possibility of substitution Ga atoms by Al one's on nitride surfaces, which allows giving the recommendations for growth technology of the nitride superlattice with a given period.
