Purpose of research - synthesis, investigation and theoretical description of new material to create a cheap, efficient and stable thin film solar cells. To produce silicon films of amorphous and nanocrystalline structure, as well as thin-film solar cells based on them the following equipment was used: a vacuum deposition system UVN-75, VUP-5, VUP-5 upgraded, cathode-1M and photolithography system EM-576. The study of sample surface at the nanoscale were conducted atomic force microscopy using a microscope NanoScope IIIa Quadrexed Dimension 3000. Research of nanostructure within the films was carried out by transmission microscopy using a microscope JEM-100 CX. Chemical characterization of the synthesized films was carried out using a mass spectrometer MS-7201M. Optical properties of silicon films were measured by means of 4802 UV / VIS UNICO Double Beam Spectrophotometer. Measuring the performance of thin film photovoltaic solar cells was conducted using the simulator of solar radiation (range AM1, 5). In this paper we have shown that intensive nucleation of nanocrystals in the bulk of amorphous matrix will appear in the next conditions: the method of electron-beam evaporation and ion-beam sputtering, increased deposition temperature and short time of deposition, lack of bias voltage. It has been shown that the photosensitivity of the material increases with the crystallinity of the film. Heterostructure solar cells based on nanocrystalline silicon thin films have demonstrated the photovoltaic effect and increased stability to the action of intense radiation. Obtained results have recommended to use for the development of sensitive photodetectors of visible and ultraviolet radiation, as well as for efficient and stable solar cells.
