The purpose of work is development of new approaches, methods and techniques of creating a new class of high-speed sensors terahertz range for high-speed devices registration information from the ultraviolet to the millimeter-wave radiation. Methods of research of static and dynamic analysis of electro-and thermophysical characteristics of materials sensitive layers of sensor elements, method of molecular dynamics methods of dielectric and x-ray spectroscopy, transmission electron microscopy and scanning probe microscopy, in particular, atomic force microscopy, methods of mathematical and theoretical physics. Developed the algorithm of the computer experiment molecular dynamics; the algorithm of molecular dynamics computations; method of research of nano-systems on the basis of the analysis of the results of molecular-dynamic calculation of the basic properties of nano-materials; methods of processing of images of nanoparticles from an electron microscope and reconstruction of their structure; methods of measurement of nanostructures; the method of determination of spatial distribution of polarization in nano-layers active dielectrics; a description technique of processes of nucleation and growth of artificial nano domains; technological method of ion-plasma sputtering of materials for the sensitive layer of the sensor; technological methods of obtaining a nano-composite materials on the basis of active dielectrics; methodology for the description of polar-active properties of ferroelectrics-semiconductors with the charged defects. The obtained results of the calculation of the effective force field in molecular-dynamic modeling; analytical results of calculations of education nano domains and the limiting density of their formation; frequency correlation spectrum for various energies of the cluster; the results of the calculations characteristics of the electrical field defects on the polarization reversal in nano-scale areas of ferroelectrics, their local piezoelectric, pyroelectric response and dielectric parameters. Proposed: a microscopic model of intra-cluster atomic dynamics of the sensitive layer of the sensor; thermodynamical model of cluster sensor material; recommendations for use of technological method of ion-plasma sputtering pyroelectric sensor material. The results of the research will be used when developing a new class of high-speed sensors terahertz range. Forecast assumptions about the development of object of research - the creation on the basis of a new class of sensors terahertz range of high-speed devices registration information from the ultraviolet to the millimeter-wave radiation, the development of mechanical engineering, materials science; instrument engineering, photonics and related industries.
