Film deposition was produced with argon pressure in the vacuum chamber over the range of 10 - 100 Pa, at a distance of 5 - 20 mm from torch axis to target point in definite modulated Q factor mode of YAG: Nd 3 laser at energy density value from 5 to 20 J/cm2 with the pulses number from 4500 to 45000 . It was determined that the film thickness is in the range from 10 to 100 - 200 nm. Film thickness and nanoparticles size were decreased with increase of distance from the torch axis to target point. Film thickness, size of nanoparticles along with their concentration were increased with increase of gas pressure, power density and the number of pulses for target irradiation.
