Model samples of plans of SHF excitation of matrix and current-carrying cantilevers are developed and manufactured. For approbation of the offered plans of excitation of cantilever probes and research of model samples blocks of SHF excitation the hardware-software complex with SHF resonator and system of frequency autocontrol is made. The basic circuitries of the SHF excitation and detection module are developed, and examples of calculation of plans of separate knots of the module of SHF excitation and detection of signals are given. Recommendations about development of SHF generator controllabled by voltage are given. The breadboard model of the device for probing semiconductor nanostructures using nanoscale probes with SHF excitation is developed and manufactured. SHF probing of dielectric, semiconductor and metal samples with different electrophysical properties is held. On the basis of rusults of tests of the manufactured breadboard model of SHF device the optimum technical solutions for building-up the module of SHF excitation and detection of signals of cantilever SHF probes are selected in the course of probing of samples.
