The process parameters determine the work point of titania nanolayers are obtained that is non invasive for process. Determined the process parameters influence on nano layers characteristics: phase and polymorph, volume structure and surface state, sponginess. The influence of substrate materials on nanolayers of titanium dioxide films formation were investigated. Determined the substrate materials influence on phase of nanolayer with shift of different phase formation condition. The photocatalytic properties of deposited films are investigated.
