The morphology of the surface of the samples was investigated of raster electron microscopy methods . It has been established that in order to ensure that the concentration of nanoparticles and microstructures of ZnO on the substrate is significant, when grown using "wet" chemistry, it is necessary to use a preliminary application of the buffer layer of ZnO germs on the epitaxial film of p-GaN. It has been established that the method of growing from the vapor phase makes it possible to grow nano- and microstructures with better adhesion to the substrate and determine the optimal composition of the mixture of the initial components and the growth temperature, for the growth of oriented nanorods ZnO with this method.
