Thermophysical characteristics of experimental samples of the AlN films on aluminum substrates (radiators of super-power LED structures) were obtained by measuring current-voltage characteristics of LED structures at different load currents and different scattering powers as well as by measuring their thermal resistance and thermal conductivity. It was found that the thermal resistance of the obtained AlN-Al thermal interfaces is several times less than the thermal resistance of prepreg-Al thermo-interfaces commonly used in the industry, and the thermal conductivity of ion-plasma AlN condensates is tens of times higher. A theoretical analysis of the obtained data on the transport properties of aluminum nitride layers as a thermo-interface material in powerful LED structures and heterostructures on their basis was carried out.
