The concept of a new type of nanosized signal generator of the terahertz frequency range based on the antiferromagnetic tunnel contact is proposed, in which the fluctuations of the tunnel magnetoresistance under the action of a constant current result in the formation of an alternating voltage generating a high-frequency signal with an output power of up to 10 μW. A synthetic antiferromagnet with temperature-induced switching of magnetic states as a basis for future spin-thermo-electron nanotubes of spintronics has been developed.
