To achieve the goal, the following tasks were solved: technical sketches were developed and a high pressure chamber for the production of large ZnSe crystals was made, and the thermal unit of the high purity graphite unit was developed and manufactured. An electric circuit was developed and control system installed, tests of the electric power unit were carried out. The thermal conditions of crystallization of zinc selenide crystals with a melt area of 157 cm2 were established. A large block crystal ZnSe with a diameter of 150 mm has been grown, the typical linear size of monocrystalline blocks is ~ 20 mm. Optical microscopy methods detected the presence of defects such as inclusions. Electron-probe microanalysis found that inclusions consist mainly of carbon, which is a structural material in the growth chamber. The distribution of inclusions in the volume of the crystal is partially ordered with the formation of a cell structure of the Benar cell type. Based on the obtained data on the composition and distribution of inclusions, the ways of correction of the configuration of thermal fields in the growth zone are established for increasing the sizes of monocrystalline blocks and reducing the concentration of macrodefects in the composition of crystalline ingots.  Product Description popup.authors popup.nrat_date 2020-04-02 Close
