The "dry zone" method (MSZ) developed by us with its slow movement along the ampoule with the material determines the effective purification of CdTe from small, fully compensated acceptors, which is confirmed by the analysis of temperature dependences of the Hall mobility of holes. Based on measurements of high-temperature electrical characteristics of the sample composition Cd0.75Mn0.20Zn0.05Te found that the equilibrium of point defects in the crystal is established when heated above 600 ° C, and in the temperature range from 400 - 900 ° C the conductivity of the sample increases by 4 orders of magnitude, and the concentration of charge carriers by 3.5. It is established that the nature of zinc complexes in the precursor affects the structure of the obtained Cd (Zn) Te nanocrystals. In contrast to zinc aqua complexes, the use of zinc thioglycolate leads to the growth of the ZnS shell and the formation of nanocrystals of the core / CdTe / ZnS type with the displacement of the PL peak in the long-wavelength region.
