Subject of research: processes that take place in photothermal and photoacoustic phenomena in these nanostructured silicon-based semiconductor systems when irradiated with harmonically modulated electromagnetic radiation. Purpose: to obtain physical laws of photothermal transformation and formation of photoacoustic response in inhomogeneous semiconductor systems with reduced dimension. Research methods: photoacoustic methods with gas microphone and piezoelectric registration of informative response when irradiating samples with harmonically modulated or pulsed electromagnetic radiation in the visible range, methods of Raman scattering. The amplitude-frequency and phase-frequency characteristics of the photoacoustic response from multilayer structures based on porous silicon, layers of silicon nanowires and composite systems based on them were experimentally obtained. The influence of the morphology of silicon nanowires on their thermophysical and optical properties was investigated by model calculations using the analysis of experimental results. The value of thermal resistance between porous layers of different porosity in a multilayer system based on porous silicon was calculated experimentally and its influence on the value of effective thermal conductivity of the whole multilayer system was analyzed.
