The object of the research is the phenomena and processes of interaction of electromagnetic radiation of the gigahertz (GHz) frequency range with complex semiconductor diode structures. The purpose of the work is design and study the properties of the new semiconductor diode structures for sensors of GHz and terahertz (THz) frequency bands. Research methods are methods of measuring of the volt-ampere and volt-watt characteristics of the semiconductor diode structures in the microwave range of electromagnetic wavelengths. The engaged equipment is the original measuring stands developed by the authors, including low-temperature ones, for measuring of main characteristics of semiconductor diodes in the wide range of frequencies and temperatures. According to the plan of works, modernization of the measuring stands and the low-temperature radiospectrometer “Tornado” was carried out. Investigation of the volt-watt characteristics of the semiconductor diode structures developed by Lithuanian partners in the frequency range of 70 – 146 GHz was carried out.
