Published 266 works.The objects of research were technological processes of formation of micro- and nanostructured surfaces and nanosized materials based on compounds АIIВVI, АIIIВV and AIVBVI, mechanisms of transformation of defective structure in epitaxial films, processes of adsorption-desorption in thin nanostructured films based on macromolecules of cavitants; acoustimulated phenomena in semiconductor crystals CdTe, CdZnTe; optical, electrophysical and structural properties of semiconductor materials and structures based on them under the conditions of temperature, magnetic field, ultrasonic treatment, intensive laser irradiation and technological influences.The aim of the project was to develop methods of micro- and nanorelief formation on the surface of АIIВVI, AIVBVI and АIIIВV, nanosized CdTe crystals for creating sensory devices, development of multiphase broadband metamaterials based on high-alloy semiconductors; establishing the influence of manufacturing technology on electronic, optical, photoelectric, mechanical properties of semiconductor materials and heterostructures and their improvement by external factors for use in sensory, electronic and microwave technology. Research methods - thermovacuum method, measurement of volt-ampere and volt-farad characteristics, electrical parameters by Hall effect method, chemical etching, metallographic optical microscopy, methods of atomic force and electron microscopy, chemical synthesis of colloidal solutions, doping, photoluminescence, photoluminescence -modulation spectroscopy.As a result of research, energy- and material-saving technologies for growing thin-film polycrystalline multilayer heterostructures with nanometer and submicron varizon layers were developed, new types of short-wave radiation sensors and solar cells were created on their basis.
