This paper considers the distribution of defects in ion implantation outside the ion range, provided that there are impurities in the crystal that can form complexes with the vacancy. The research used the approach used in previous works. Implantation creates a certain distribution of implanted atoms, vacancies and internodal atoms near the surface, the dynamics of which can be described by diffusion equations.
