Purpose - research of an overall performance of the Gunn diode on a basis GaAs with the cathode n+ GaAs - Al(0,2)Ga (0,8)As( 20-28 нм ) - GaAs with the purpose of reception of the greater efficiency; research of the generator on the Gunn diode with coaxial waveguide by the resonator with the purpose of expansion of a strip of reorganization of frequency up to 20 GHz. Methods of research - mathematical modeling of physical processes in the Gunn diode with n+ GaAs - Al(0,2)Ga (0,8)As( 20-28 нм ) - GaAs -contact (MIS); an experimental research of work of the Gunn diode in coaxial waveguide to the chamber. Basic results: are proved current boundary conditions on border of active area of the Gunn diode and anyone cathode contact, switching and contact n+ GaAs - Al(0,2)Ga (0,8)As( 20-28 нм ) - GaAs - semiconductor; are investigated current - voltage characteristic of the diode the n+ GaAs - Al(0,2)Ga (0,8)As( 20-28 нм ) - GaAs - semiconductor depending on thickness insulator and height of a potential barrier and is shown, that at thickness insulator (20 ... 30) nm of density of a current through the cathode and Gunn diode have one order; the developed and made Gunn diodes, work in 8-mm and 4-mm ranges with levels of capacity in these ranges about (50 ...10) mW; the generators on the Gunn diode with coaxial waveguide by the resonator are investigated and the opportunity of broadband reorganization of frequency from 44 GHz up to 67 GHz is shown.
