Research aim is effect investigation and theoretical discription of space distributions forming peculiarities of energy passed by scanning beam to heterogeneous target. Research methods are: 1) theoretical set analysis of geometrical and physical models of ionizing irradiation technological processes; 2) methods of theoretical and mathematical physics; 3) modeling of stochastical physical processes by computer; 4) Monte-Carlo method. Modelling irradiation process program of space inhomogeneous targets by scanning electron beams was worked out and created.
