A kinetic model, which describes the difference in oxygen accumulation by Si(001) surfaces and (Sb, Bi)/Si(001) is offered. By the computer modeling the energetically preferred sites of oxygen adsorption on Si(001)/(As,Sb,Bi) surfaces was found. It was shown, that hydrogenization of Si surfaces changes growth modes of Bi films to formation of 0D objects on the surface with volume type density of states occurs near Ef. The new method of atomic structure investigation from elastically scattered electron spectra was developed for multicomponents materials. The STM method was improved by application of sensitive Bi-covered tips for investigation of inaccessible atoms in the corner holes on the Si(111)7x7 surface.
