It has been shown the possibility of improving characteristics of photodetectors on the basis of cadmium-mercury-tellurium (CMT) epitaxial layers - a decrease of the reverse current by means of using nontraditional photosensitive structures on the basis of graded-band-gap semiconductors and incorporating in the base region a wide gap layer. The effect of photon drag of carriers in thin graded-band-gap layers has been studied. The factors affecting the band gap diagrams and determining CMT photodetector's parameters have been established. On the basis of analysis of mercury diffusion processes in CMT the mechanism of conductivity type conversion at ion milling of a material of p-type conductivity has been proposed. The processes of controlled As doping of CMT layers at isothermal growth by the method of evaporation-condensation-diffusion (ECD) have been experimentally studied. On the basis of the carried out investigation the improvement of technology of CMT photosensitive element (PSE) fabrication has been performed. Influence of surface on characteristics of CMT photoreceiving devices has been analysed. It has been proved the possibility of substantial improvement of PSE parameters by means of passivation of CMT surface and deposition of protective covers. Technologies of realization of the above processes at the temperatures that do not affect the photosensitive material parameters have been developed. Using the developed technologies the laboratory samples of diode and resistor photosensitive structures have been realized.
