Stage 2. Investigation of the influence BeSe layer on the defect formation, density, composition and size of CdSe/ZnSe quantum islands. Correlation between structure and emitting properties of (In, Ga, Al)As quantum structures. Magnetoluminescence and ellipsometric investigations of quantum structures. Development optical micro diagnostic for the A3B5- and A2B6-based laser nanostructures. The quantum-size effect in phonon spectra of A2B6 and A3B5 semiconductor structures was investigated by Raman scattering. The composition, strain, deformations and exciton energy were evaluated. The physical mechanism of anti-Stocks photoluminescence and Stocks Raman scattering of CdSe/ZnSe geterostructures was studied. Have been investigated defects dynamic, structural quality, concentration and electron mobility in InAs/GaSb and InAs/AlSb quantum well from the behavior of the phonon mode and plasmon-phonon mode.
