The regimes of the Cd(S,Se) and Cu(In,Ga)(S,Se)2 thin films deposition by magnetron sputtering and spray pyrolysis techniques were optimized for obtaining well fitting properties for solar cells application. Cd(S,Se)/Cu(In,Ga)(S,Se)2 heterojunctions were fabricated. Electrophysical properties of the heterojunctions were investigated. The annealing influence on formation of the Cd(S,Se)/Cu(In,Ga)(S,Se)2 heterojunctions was analyzed as well as energy parameters of the barrier structures were determined. Photoelectrical properties of the Cd(S,Se)/Cu(In,Ga)(S,Se)2 heterojunctions were investigated. Physical models of current transport through the heterojunctions were designed.
