The deposition temperatures were 350 - 1200 oC. We have investigated photoluminescence and structural properties, surface morphology and optoelectronic properties, picture links, composition. Results: 1) The nanocrystalline SiC films deposited at 350 oC, resulted in a bright blue photoluminescence. Annealing at 650 oC leads to increased brightness of photoluminescense 2) Increasing the discharge power leads to increased surface roughness of SiCN films that demonstrate outstanding photoluminescense. 3) Calculations by method of strong bonde in nc-SiC and nc-Si explained increase of photoemission peaks 430-440 nm at a lower temperature. 4) study the electronic structure of nanoclusters Si and 3C-SiC shows that the blue photoluminescence mechanism is recombination of radiation centers (RC), located on the surface of nanoclusters and photogeneration occurs in the skeleton Si and 3C-SiC nanoclusters. The complexs Si = O-O are the most likely recombination centers. After annealing nanoclusters grow in size, their energy gap decreases and becomes less than the energy difference between HOMO and LUMO in the recombination centers. As the result we have a different mechanism of PL . It has associated with recombination in hydrogenated carbon nanoclusters 5) Abnormal coordination of atoms causes the appearance of additional states above and below the Fermi level. Electronic transitions between states created tetrahedral C2-Si-O2 complexes and defective C2-Si, or C2-Si-O1 fragments may be one of the reasons of the blue photoemission of nanocrystalline structures based on Si-C-O.
