The object of research - infrared photodiodes. The subject of research - 3-5,5 mkm infrared photodiodes on the basis of alloys Mn(Cd)HgTe and technology of their manufacture. Objective - design of construction, development of basic technologies and manufacturing of experimental samples of middle-infrared spectral range 3-5 mkm photodiodes on the basis of narrow-gap semiconductors Mn(Cd)xHg1-xTe for optoelectronic systems. The growth technology of vacancy-doped p-MnxHg1-xTe single crystals with the required composition (x =0.13) and the vacancy concentration, the technology of mechanical and chemical processing of MnxHg1-xTe wafers were developed. The complex study of the effect of ion milling on the properties of vacancy-doped single-crystal wafers p-MnxHg1-xTe and epitaxial structures of p-CdxHg1-xTe, obtained by liquid-phase and molecular beam epitaxy was done. The technological modes of p-n junctions formation by ion milling with the necessary depth were developed. The construction of photodiodes (mesa and planar) was designed and basic technologies of their and manufacturing (protective dielectric film deposition, low-temperature photolithography, forming windows in the protective dielectric film, contact metallization) were developed. The measurement procedures of the basic parameters of photodiodes (the product R0A, the spectral characteristic of sensitivity, the detectivity) were developed, the experimental samples of photodiodes were manufactured and investigated their parameters.
