It is shown that the dominant mechanism of carriers scattering is diffuse scattering on the surface in PM-1/PbTe nanostructures, and diffuse scattering on the surface and grain boundaries in (0001) STA / SnTe nanostructures. It is established that the dependences of transport coefficients from time t of exposition of PbTe films in air are explained by the simple two-carrier model that takes into account the diffusion processes of oxygen and vacancies of lead to the surface. If in PbTe thin films oxygen replaces vacant places of tellurium only in the initial stages of their exposition in air, and the predominant process is the diffusion of vacancies of lead to the surface, in thick films this process can be neglected and the interaction with oxygen can be considered only. For thick films diffusion processes positively influence on the thermoelectric power factor, increasing its value. It is shown that the combination of two-carrier model with diffusion processes is allowed to evaluate the contribution to the electrical parameters of electrons and holes separately, which is useful in such studies. The technological factors that provide predefined structural and electrical characteristics required for specific uses in electronic technology devices of new generation: thermoelectric micromodules for cooling devices, nanolasers in the infrared spectrum are specified.
