This model takes into account the processes of implantation, radiation damage and diffusion. The special features of the processes of changing the chemical compound and structure in nanolayers of vanadium, chromium and aluminum during ionbeam-assisted deposition were investigated by the methods of computer simulation. The calculations of radiation damage production were performed for the ion energy in a range 0,2 … 20 кеV. It is shown, that radiating defects production can lead to radiation accelerated ripening of precipitates. Changes of a chemical compound on depth of samples under ion influence were investigated. The characteristic features of the nitrogen distribution on the substrate-film interface were studied. It was shown that the inflection in the concentration curves on the film-substrate boundary at low temperatures was due to the different penetrability of nitrogen ions into chromium and aluminum. A good agreement between experiment and simulation was established concerning the concentration curves behavior and the absolute values of the concentrations obtained. The potential was thus demonstrated by using computer simulation to predict the chemical composition of films produced by ion-beam-induced deposition in nanolayers systems.
