It was shown, that application of the induction high-frequency discharge allows conducting deposition process at lower temperatures of a substrate with higher speed. The growth kinetic of plasma chemical deposition of layers was investigated. Depend-ence of speed of deposition on process key parameters (substrate temperature, partial pressure of the reagents, and power of the discharge) is studied.
