Experimental study of crystal perfection and composition of heterostructures obtained by high-resolution x-ray diffraction and dislocation density has been conducted, the composition and required thickness of epitaxial structures layers and conditions of its growth have been determined. The influence of dislocation density on the intensity of the heterostructures photoluminescence spectra and the intensity temperature dependence has been determined. The experimental launches of the heterostructures production have been conducted. The experimental lot of quantum dots heterostructures for 4-6 W white radiation spectrum LEDs has been fabricated and researched, its production technology has been adjusted.
