The significant effect of Gd atoms adsorption on the Si(113) surface work function reducing to ? 0.8 eV by reducing the electron affinity and band bending near the surface. Studies of electrophysical parameters of heterostructures metal - ultrathin film In2O3 +5% SnO2 - Si were carried out. It was found that the change (increase) of the reverse current can be used as a functionally important parameter of sensor structure when changing the gas environment.
