To analyze the content of Ge nanoclusters proposed an integrated approach that involves analysis of Raman spectra and diffraction renheniskyh rays. It was found that the Raman spectra of structures with SiGe islands there are bands corresponding to Si-Ge and Ge-Ge vibrations in the islands. For the frequencies of these bands for the studied structures was estimated averages of component composition and strain islets .
