Collective interaction of charge carriers with optic vibrations of crystal lattice leads to reconstruction of dispersion curves within residual radiation range and depends on dimensionality of the system. Analysis of the dispersion curves for interaction of 3DEG with optic phonons showed that in uniform media at certain frequencies convective instability is appeared and optic vibrations are increased by charge carriers drift. In nanodimensional n+-i-n+ diodes, fabricated from polar materials, interaction with polar optic phonons considerably changes electron transport, in particular, within narrow frequency range where dielectric permeability has resonance, the frequency “windows” of negative differential conductivity are appeared. The effect should be exploited for amplification and generation of terahertz radiation (5 – 12 THz). The hybrid system consisted of isotropic nanoparticle and heterostructure with quantum well has been analyzed. Product Description popup.authors Індутний І.З. Барлас Т.Р. Грицаєнко Я.О. Данько В.А.
