Goal of the work: to reveal the peculiarities of thermoelectric transport in bulk crystals and thin films based on IV-VI (PbTe, PbSe, SnTe), V2VI3 (Bi2Te3, Bi2Se3) semiconductor compounds and Bi1-xSbx solid solutions attributed to the presence of metallic surface layer. Research methods: X-ray diffractometry, optical and electron microscopy, measuring of microhardness, kinetic and thermal properties. Polycrystalline samples of IV-VI V2VI3 semiconductor compounds and Bi1-xSbx solid solutions were produced. The phase composition, structure, the dependences of mechanical, galvanomagnetic, thermoelectric and thermal properties on stoichiometry, impurity concentration, composition of solid solutions heat treatment and temperature were investigated. Optimal compositions of crystals for thin films growing are chosen. The effect of various impurities on carrier concentration and properties of Bi2Te3, Bi2Se3 crystals and Bi1-xSbx solid solutions was determined. The extremes on isotherms of thermoelectric and other properties in Pb1-xSnxTe and Bi1-xSbx solid solutions near compositions of gapless state transition were revealed. The growing technique was developed and thin films of IV-VI and V2VI3 compounds and Bi1-xSbx solid solutions with high quality structure and different thickness, conduction type and carrier concentration were grown.
