The optimal profiles of the composition coordinate distribution in the A3B5 graded bandgap structures for the SC photoconversion maximum efficiency were calculated. The technological regimes have been established for the of the graded bandgap layers with a predetermined spatial (coordinate) distribution of the composition. The physical and chemical technology bases of the GaAs/AlGaAs heterosystems with nanoscale objects formation were improved. The bandgap spatially inhomogeneous composition distribution and the charge carrier's concentration shaping by the medium supersaturation value controlled change in the liquid phase epitaxy (LPE) process were improved. Experimental samples of solar cells based on the GaAs/AlGaAs graded bandgap epitaxial structures were fabricated.5481
