It is shown that variations in the surface potential are due to the charge of holes captured by the quantum-dimensional states of the Ge nanoclusters and the Ge / Si interface. Investigations of the kinetics of photoconductivity attenuation revealed that the germanium film significantly affects the transport and recombination of nonequilibrium charge carriers in barrier structures on the basis of the ITO / p-Si heterojunction. It is shown that the hopping mechanism of transport of photoexcited electrons in germanium nanobjects determines the rate of recombination in a heterostructure.
