Irradiated with this method of III-V heterostructure and microcrystalline compounds used to create a complex radiation resistance method. The main components of such a complex method are metallurgical doping with special admixture complexes in the process of growing structures and irradiation of these materials by a known neutron spectrum, which depends on the type of impurity complexes. To study the influence of irradiation of sensory materials by accelerated electrons, a special vacuum and radiation compatibility tool was developed and manufactured. The irradiation with accelerated electrons was carried out on the microtron M-30 and the generator Van der Graaff ELIAS KS / 3000. The dependences of the main parameters of the Holl sensors on the basis of materials irradiated by electrons from fluence and electron energy are determined. The indicated dependencies are necessary for modeling and preliminary estimation of the results of interaction of high energy gamma quanta (relevant to modern thermonuclear experiments) with semiconductor materials.
